Abstract:
ÖZET
Bu çalışmada, ara katman olarak azot atomu (N) ile katkılanmış elmas benzeri karbon (DLC) ince filmin p-tipi Si alttaş üzerine elektrokimyasal yöntem ile biriktirilmesi ve ardından sırasıyla radyo frekansı manyetik püskürtmesi ile omik kontağın ve termal buharlaştırma biriktirmesi ile doğrultucu kontağın üretimi yapılmıştır. Üretilen Al/N:DLC/p-Si/Au Schottky Bariyer diyotun, SEM ve XPS ölçümleri ile yüzey özellikleri incelenmiştir. Kapasitans-voltaj ölçüm sonuçları kullanılarak yapıya ait kompleks dielektrik, kayıp tanjant, elektrik modülüs, iletkenlik, faz açısı ve empedans parametreleri ile yapının fonksiyonel dielektrik özellikleri incelenmiştir. Ölçümler (-3) V - (+ 4) V voltaj aralığı ve 1 kHz – 1 MHz frekans aralığı gibi geniş bir skalada gerçekleştirilmiştir. Üretilen MIS tipi Schottky diyot yapısının belirgin terslenim, tüketim ve birikim bölgelerine sahip olduğu ve artan frekans ve voltaj ile iletim özelliklerinin de artmasından dolayı frekans ve voltaja yüksek duyarlılığı olduğu
gözlemlenmiştir. Ayrıca üretilen bu yapının en düşük frekansta 407 gibi yüksek bir dielektrik sabitine sahip olması azot katkılı elmas benzeri ince filmin geleneksel arayüzey yalıtkanlarına oranla yaklaşık 104 katlık bir yalıtım oranı iyileştirmesi ile daha yüksek performanslı bir alternatif olabileceği sonucuna ulaşılmıştır. Üretilen yapıda gözlemlenen bu yüksek yük depolama becerisi düşünüldüğünde bu yapının ara katmanının ultra-kapasitör uygulamalarında kullanılabileceği; cihaz parametrelerindeki olağan dışı çeşitli frekans ve voltaj hareketleri düşünüldüğünde ise uyarlandığı sistemde ayarlanabilir bir elektronik bileşen olabileceği konusunda umut verici sonuçlar ortaya koymaktadır.
ABSTRACT
In this study, the diamond-like carbon (DLC) thin film doped with nitrogen atom (N) as an interlayer was deposited on the p-type Si substrate by electrochemical method, and then the ohmic contact was produced by radio frequency magnetic sputtering, and the rectifier contact by thermal evaporation deposition, respectively. Surface properties of the fabricated Al/N:DLC/p–Si/Au Schottky Barrier diode were examined using SEM and XPS measurements. The functional dielectric properties of the structure, such as impedance, phase angle, loss tangent, complex dielectric constant, electrical modulus, and conductivity, were examined using the calculations derived from capacitance-voltage measurement results. Measurements were carried out on a broad scale, such as (- 3) V - (+ 4) V voltage range and 1 kHz–1 MHz frequency range. It was observed that the produced MIS-type Schottky diode structure had distinct inversion, depletion, and accumulation regions, and due to the increase in conduction
properties with frequency and voltage, the structure had a high sensitivity to frequency and voltage. In addition, since this structure had a high dielectric constant of 407 at the lowest frequency, it has been concluded that the nitrogen-doped diamond-like thin film can be a higher-performance alternative to traditional interfacial insulators with an insulation ratio improvement of approximately 104 times. The device parameters have shown promising results that the intermediate layer of this structure, considering the high charge storage ability observed, can be used in ultra-capacitor applications and that it might serve as an adjustable electronic component in the system, given the unusual frequency and voltage movements.
